Spectral tuning characteristic of a gain-guided laser diode with an external cavity

In the work experimentally it is exhibited that the spectral characteristics of an external cavity antireflection coating gain-guided AlGaAs/GaAs laser diode can be improved if to add in the optical system a modematching cylinder lens. In particular, such way possible to increases a level of accessible single mode optical power and to expand in 4-5 times a spectral range of continuous tuning characteristic. At synchronous scanning of the internal and external resonators the spectral tuning of a laser diode radiated frequency over 16,5GHz was obtained at output optical power 15mW.
