The initial stages of Fe-Si silicides formation, obtained by methods of reactive and solid-phase epitaxy at different temperatures of substrate Si, high energy electron diffraction, Auger-electron, electron-energy-loss spectroscopic and spectroscopic ellipsometry are presented in the article. The influence of process parameters during deposition on the formation of silicides was investigated.
